چکیده

Both single electron and hole quantum dot transistors in silicon-on-insulator were fabricated and characterized. The quantum dots were formed using electron-beam nanolithography and reactive ion etching. The single electron quantum dot transistors show the oscillation of the drain current as a function of the gate voltage at temperatures up to 170 K and drain biases up to 80 mV. The oscillation is due to electron tunneling through the discrete energy levels inside the quantum dot. The average energy level spacing is ;60 meV. Data analysis shows that the discrete energy levels are caused by Coulomb interaction as well as quantum size effects. The single hole quantum dot transistors show similar oscillations up to 110 K and drain biases up to 50 mV. The average energy level spacing is ;36 meV. © 1995 American Vacuum Society.

Quantum current modeling in nano-transistors with a quantum dot

Carbon quantum dots (CQDs) serve as a new class of ‘zero dimensional’ nanomaterial’s in thecarbon class with sizes below 10 nm. As light emitting nanocrystals, QDs are assembled from semiconductormaterials, from the elements in the periodic groups of II-VI, III-V or IV-VI, mainly thanks to impacts of quantum confinement QDs have unique optical properties such as brighter, highly pho...

Double-dot charge transport in Si single-electronÕhole transistors

We studied transport through ultrasmall Si quantum-dot transistors fabricated from siliconon-insulator wafers. At high temperatures, 4,T,100 K, the devices show single-electron or single-hole transport through the lithographically defined dot. At T,4 K, current through the devices is characterized by multidot transport. From the analysis of the transport in samples with double-dot characteristi...

Nanosilicon single-electron transistors and memory

Nanosilicon materials are promising systems for the fabrication of single-electron transistor and memory devices in silicon. In these devices, precise control over the charging of a nanometre-size ‘island’ by just one electron raises the possibility of low power, highly scaled integrated circuits with one electron per bit. Nanosilicon materials, consisting of crystalline silicon grains ~10 nm i...

Giant electron-hole transport asymmetry in ultra-short quantum transistors

Making use of bipolar transport in single-wall carbon nanotube quantum transistors would permit a single device to operate as both a quantum dot and a ballistic conductor or as two quantum dots with different charging energies. Here we report ultra-clean 10 to 100 nm scale suspended nanotube transistors with a large electron-hole transport asymmetry. The devices consist of naked nanotube channe...

Fabrication and Characterization of a Single Hole Transistor in p-type GaAs/AlGaAs Heterostructures

Most spin qubit research to date has focused on manipulating single electron spins in quantum dots. However, hole spins are predicted to have some advantages over electron spins, such as reduced coupling to host semiconductor nuclear spins and the ability to control hole spins electrically using the large spin-orbit interaction. Building on recent advances in fabricating high-mobility 2D hole s...
